Abstract
This article proposes a novel terahertz quadrupler circuit based on substrate integrated waveguide spoof surface plasmon polariton (SIW-SPP) structure in a 55-nm CMOS technology. The SIW-SPP is proved recovering second harmonic at the output port and improving power efficiency. The proposed quadrupler achieves an output power of −14.2 to −10.9 dBm and a 2 nd harmonic rejection of −26.0 to −17.4 dBc at output frequency of 464 to 492 GHz, under 10 dBm input condition. The dc power consumption is 38.5 mW.
